I'm doing 100k spark plug and coils change.

Most of the plugs are hard to remove - meaning you break the initial resistance and you still have to use force to get them out.

One plug is stuck meaning it got HARDER to turn as I went along. I tried some penetrating oil an no luck. I stopped and I don't think I moved the plug out much. I heard a bit of a screeching sound at one point. I became afraid I might really screw things up if I continued.

The truck is running smoothly - no codes.

Any suggestion?

Pour some transmission fluid in the hole and start working the plug back and forth ,it should come out. Just don't be a bohunk on the end of the ratchet, when it stops turning reverse it and turn it the other way till it stops turning then reverse it again, patience grasshopper and it should come out,the worst thing you can do is crank on it hard, you will screw it up then.
Unless you bought brand new OEM coils,it's a mistake to swap out your original coils.Even the guys making well north of a 1,000 hp run the factory coils,as the dyno proves the OEM coils are hard to beat.
You can clean up and rebuild the factory coils easily with new boots and springs if needed
BTW you'll get more attention if you were to post this in the 4th gen's engine section,i for one, don't always check these other sections out, you've been around long enough to have figured that out by now.
